Hi, can anybody identify this MOSFET please? Google and ST search engine couldn't help me.

Welcome @IMoni, to the community!

The marking GB1309 refers to an IGBT that was discontinued many years ago. It was very similar to the STGB14NC60KD, which has also been discontinued and had these main parameters:

  • D2PAK, pinning GCE
  • 600V, 14A @ 100°C, 25A @ 25°C
  • Ptot: 80W @ 25°C
  • VGEth: 4.5V min, 6.5V max
  • VCEsat: 2.1V typ @ 25°C, 1.8V @ 125°C
  • Qg: 34.4nC

STGB is a prefix for some of STM's IGBTs.
