Hello,

detailed failure rates for individual functions are provided by ST via specific FMEDA documents. Due to restricted information, these docs are available for customers under NDA exclusively. Please ask your local FAE for support. Current G4 FMEDA includes STM32G473QE data only so you should ask for the doc extension via FAE support anyway. If you are interested at the family general MTBF, it can be expected 469279 years @ 25°C or 38780 years @ 55°C.

Do you mean mean time between failures (MTBF) or failures in time (FIT) values? I think you need to contact your local ST FAE or rep to get those.
